注塑化合物的 TG 属性由固化中使用的环氧树脂和硬化剂类型决定(也取决于环氧树脂的制造和位置)。 根据我们 IC 产品中使用的典型注塑化合物，我的猜测是注塑化合物的 Tg 应在大约150C 的范围内测量。 我会在收到其它产品信息后通知您。
