we used the reference pcb files make the board, found that when the single-board power exceeded 250W, the peak and valley values of the inductor current would affect the GaN drive signal,generate ringing, causing the device to overheat.
From the waveform it seems to me there is shoot through concern. You might want to check if the PWM signals going into the power stage card got noise coupled and make both high side and low side FETs turn on at the same time.
